High-Temperature IC Encapsulation Release Agent Fluorosilicone, 350℃ No Decomposition No Carbon Build-Up

High‑Temperature IC Encapsulation Release Agent Fluorosilicone is a high‑purity fluorosilicone‑based mold‑release material dedicated to harsh high‑temperature IC encapsulation conditions. The fluorine‑modified siloxane backbone delivers outstanding thermal stability. Under peak working temperature up to 350℃, it resists molecular decomposition and prevents stubborn carbon build‑up on precision mold cavities. During epoxy molding compound transfer‑molding cycles, it forms an ultra‑thin lubricatin

Product Detail Page: This fluorosilicone release agent is synthesized by controlled polycondensation of fluorinated siloxane monomers. It undergoes high‑vacuum devolatilization and multi‑stage fine filtration to strip low‑molecular‑weight siloxane fractions and remove trace metal ion contaminants. Each production batch is subjected to strict quality verification including viscosity testing, thermogravimetric analysis, high‑temperature carbon‑deposit resistance evaluation, mold‑release efficiency, and compatibility testing with epoxy molding compound before leaving the factory.

Semiconductor IC transfer encapsulation operates under continuous high‑temperature and high‑pressure conditions inside precision mold tooling. Conventional standard silicone release agents start thermal degradation above 280℃. Thermal cracking produces carbon‑rich decomposition residues which deposit onto delicate mold surfaces. Hard carbon fouling generates dark specks, stains and surface scratches on molded IC packages, leading to component rejection. Accumulated carbon deposits force frequent mold disassembly, mechanical polishing and cleaning operations. Such interruptions reduce packaging line throughput and increase overall manufacturing costs. Meanwhile, release agents containing ionic impurities may introduce hidden electrical reliability risks for finished semiconductor chips.

When this fluorosilicone release agent is thinly and evenly applied onto thoroughly cleaned mold cavities before molding, it spreads over the metal surface and creates a continuous ultra‑thin lubricating isolating layer. In the course of high‑pressure, high‑temperature transfer molding, this interfacial film lowers the adhesion force between molten epoxy molding compound and mold steel, enabling smooth demolding of finished IC packages. Benefiting from the fluorine‑modified molecular backbone, the release agent retains stable chemical performance even at 350℃. It suppresses thermal decomposition and avoids persistent carbon build‑up inside mold cavities during prolonged serial molding runs, minimizing production stops caused by mold fouling.

Precise control of coating thickness is essential for molding operations. Insufficient coating results in incomplete isolating film, which triggers package sticking, chipping and surface tearing during demolding. Excessive coating raises the risk of residual fluorosilicone contamination on package surfaces, adversely impacting subsequent laser marking, soldering and wire‑bonding processes. On‑site molding validation trials on customer actual production molds are strongly recommended prior to large‑scale adoption. This fluorosilicone release agent is suitable for transfer‑molding of power semiconductors, high‑voltage chips and memory devices.

For processing operations, spray or wipe a uniform thin layer on fully cleaned mold cavities; complete proper pre‑heating of the mold before feeding epoxy molding compound.

Major application fields: anti‑carbonization mold release for high‑temperature power‑semiconductor epoxy encapsulation; fluorosilicone mold treatment auxiliary for continuous IC packaging production; high‑heat‑resistant releasing material for precision semiconductor molding tools.

Store the product in tightly‑sealed original containers within 15‑25℃, maintain a low‑dust dry warehouse environment, avoid direct sunlight and long‑term over‑heating storage.
